چکیده

The emission characteristics of a vertical-cavity surface-emitting laser (VCSEL) operated in a single-transverse mode and coupled to an external cavity with a diffraction grating as a frequency-selective element are analyzed experimentally, numerically and analytically. The experiments yield a rather abrupt turn-on of the VCSEL to a high-amplitude emission state and hysteresis phenomena. The experimental results are explained by numerical simulations and analytical calculations demonstrating the possibility of bistability between lasing and non-lasing states close to threshold. Hence, the scheme might be useful in all-optical photonic switching applications. A detailed bifurcation analysis near threshold is given by superimposing the numerical results with analytical steady-state curves. The mode selection and switching behavior obtained in the simulations can be interpreted from the point of view of the preference of states with the minimal total losses. 2005 Elsevier B.V. Thermal effects and dynamical hysteresis in the turn-on and turn-off of vertical-cavity surface-emitting lasers.

Thermal effects and dynamical hysteresis in VCSELs under dc modulation have been experimentally studied. The results show that the VCSEL turn-on and turn-off currents can display both positive hysteresis and negative hysteresis, depending on the current modulation frequency and on the substrate temperature. Numerical simulations of semiconductor laser rate equations, extended to take into accou...

Analytical Investigation of Frequency Behavior in Tunnel Injection Quantum Dot VCSEL

The frequency behavior of the tunnel injection quantum dot vertical cavitysurface emitting laser (TIQD-VCSEL) is investigated by using an analyticalnumericalmethod on the modulation transfer function. The function is based on therate equations and is decomposed into components related to different energy levelsinside the quantum dot and injection well. In this way, the effect of the tunnelingpr...

Disorder mapping in VCSELs using frequency-selective feedback.

We report on a simple method with a high spectral and spatial resolution for mapping variations in the cavity resonance of a plano-planar broad-area laser based on frequency-selective feedback. The demonstration experiment uses a vertical-cavity surface-emitting-laser (VCSEL), in which growth induced inhomogeneities are of particular importance. It relies only on a standalone laser with a narro...

ADAPTIVE FUZZY OUTPUT FEEDBACK TRACKING CONTROL FOR A CLASS OF NONLINEAR TIME-VARYING DELAY SYSTEMS WITH UNKNOWN BACKLASH-LIKE HYSTERESIS

This paper considers the problem of adaptive output feedback tracking control for a class of nonstrict-feedback nonlinear systems with unknown time-varying delays and unknown backlash-like hysteresis. Fuzzy logic systems are used to estimate the unknown nonlinear functions. Based on the Lyapunov–Krasovskii method, the control scheme is constructed by using the backstepping and adaptive techniqu...

Analytical Study of Optical Bi-Stability of a Single-Bus Resonator Based on InGaAs Micro-Ring Array

In this paper, for the first time to our knowledge, we investigate the optical bi-stability in a compact parallel array of micro- ring resonators with 5μm radius, induced by optical nonlinearity. Due to the nature of perfect light confinement, resonance and accumulation process in a ring resonator, optical nonlinear effects, even at small optical power of a few milliwatts in this structure are ...
